Kerghan from Arcanum
The only one you didn't necessarily need to fight after a pre-scripted route-to-violence dialogue.

The big old baddie from IWD 1 (can't remember his name). I had to cheat big time just to get through the final battle.

Ah, yes, Behlifet. Excellent challenge!

Although this wasn't a "final" boss, I particularly liked the battle with Demogorgon at the bottom of Watcher's Keep.

I voted for Jon, but only because he takes more brains than Sarevok did. But not that much more. Any RPG boss isnt that tough once you know how to exploit the game.

The Boss that still gives me nightmares is Ugh Zan III, The Vicious Warlord. AKA the final boss of Serious Sam. Big, well armed, tough. Hes one of the few Ive *never* beaten without cheating.

Sarevok looks cool on a purely visual and therefore superficial level, but I have to say that Irenicus is my favourite. Some of the lines he comes up with just crack me up. He's so strict and unforgiving; like some irate school master from the twenties. He's great.
