Myria was a good choice, but I think my choice is Ghaleon from Lunar 1 and 2.

Irenicus makes a good choice, after all, spend 2 days in his labratory/dungeon and then your tromatized. The opening act for BGII was freaky, i must say.
Sephiroth is also another good choice, and god do I love that sword of his. While this is not technically considered an RPG (well, maybe), I think Liquid Snake from Metal Gear Solid is also another great villian. The voice acting on him was also superb. |
let's see if i manage to remember the spelling of this one...
Tyranthraxus from the original Pool of Radiance! he started all this RPG stuff for me. The vampire in the graveyard of Phlan was pretty scarey too. dulouz. |
Jon Irenicus - BGII. Very, very good storyline and the voice acting was great. BGII is one of the few games I truly got immersed in the storyline.
Kerrigan - Starcraft. Not really an RPG (well, not at all actually), but Kerrigan is worthy of note. As with BGII, the story was very good behind this character, and what's more, you can play her too. |

Dark Falis, I could kill him in 7 hits and he'd give me 90,000,850 Xp... Took killin' him about 9000 times, but that's how I got to level 200 :D |

I would say...Bhaal from BG 1. Yes, you never meet him, but that recurring voice in your dreams, trying to make you kill and destroy innocents.
